Abstract:
Solar cellswithanextremelythinsulfidicabsorberhavebeenpreparedbysprayionlayergasreaction (ILGAR)ofIn2S3 on ZnO-nanorodarrays.Astransparentholeconductor,CuSCNwasdepositedonthe coated ZnOnanorodsbyimpregnation.Surfacephotovoltagespectroscopywasappliedtocharacterize states contributingtoexcesscarriergenerationandchargeseparation.Thecharge-selectivecontactis formedattheIn2S3/CuSCNinterfaceregionthestatesofwhichalsocontributesignificantlytothe photocurrent.TheinfluenceofannealingtemperatureandannealingtimeoftheIn2S3/CuSCNcontact region ontheopen-circuitpotential(VOC), short-circuitcurrent(ISC) andfillfactor(FF)wasstudiedin detail. ForsolarcellsbasedonZnO-nanorodarrays(rodlength1.5 mm), efficiencyof2.8%isobtainedat AM1.5.
